چکیده

We study experimentally and theoretically the temperature dependence of transverse magnetic routing light emission from hybrid plasmonic-semiconductor quantum well structures where exciton is routed into surface plasmon polaritons propagating along a nearby semiconductor-metal interface. In II-VI III-V direct band semiconductors magnitude governed by circular polarization optical transitions, that induced field. For comprising (Cd,Mn)Te/(Cd,Mg)Te diluted semiconductor we observe strong directionality up to 15% at low 20 K field 485 mT due giant Zeeman splitting holes mediated via exchange interaction with Mn$^{2+}$ ions. increasing temperatures towards room-temperature susceptibility decreases strongly 4% T = 45 K. also propose an alternative design based on non-magnetic (In,Ga)As/(In,Al)As structure, suitable for higher temperatures. According our calculations, such structure can demonstrate 5% below 200 moderate fields 1 T.

Continuous wave operation of a mid-infrared semiconductor laser at room temperature.

Continuous wave operation of quantum cascade lasers is reported up to a temperature of 312 kelvin. The devices were fabricated as buried heterostructure lasers with high-reflection coatings on both laser facets, resulting in continuous wave operation with optical output power ranging from 17 milliwatts at 292 kelvin to 3 milliwatts at 312 kelvin, at an emission wavelength of 9.1 micrometers. Th...

A nanoscale Ti∕GaAs metal-semiconductor hybrid sensor for room temperature light detection.

We report an individually addressable Ti∕GaAs metal-semiconductor hybrid optical nanosensor with positive photoresistance and a sensitivity that increases as the device dimensions shrink. The underlying physics relates to the crossover from ballistic to diffusive transport of the photoinduced carriers and the geometric enhancement of the effect associated with a Schottky-barrier-coupled paralle...

Largely extended light-emission shift of ZnSe nanostructures with temperature.

ZnSe nanowires and nanobelts with zinc blende structure have been synthesized. The morphology and the growth mechanisms of the ZnSe nanostructures will be discussed. From the photoluminescence (PL) of the ZnSe nanostructures, it is interesting to note that red color emission with only a single peak at the photon energy of 2 eV at room temperature is obtained while the typical bandgap transition...

NO gas sensing kinetics at room temperature under UV light irradiation of In2O3 nanostructures

In2O3 nanostructure sensors were fabricated by arc-discharging a source composed of a graphite tube containing indium. The NO gas sensing properties, as well as the morphology, structure, and electrical properties, were examined at room temperature under UV light illumination. In particular, the response and recovery kinetics of the sensor at room temperature under various UV light intensities ...

A room-temperature magnetic semiconductor from a ferromagnetic metallic glass

Emerging for future spintronic/electronic applications, magnetic semiconductors have stimulated intense interest due to their promises for new functionalities and device concepts. So far, the so-called diluted magnetic semiconductors attract many attentions, yet it remains challenging to increase their Curie temperatures above room temperature, particularly those based on III-V semiconductors. ...
